Abstract

   The effective mass and mobility of charge carriers of  p-type Si0.7Ge0.3 are calculated. Concentration of charge carriers was  n= 2 and 3.2  The effective mass at for the  similar temperatures is a little more for the alloy with low concentration. Temperature dependence of mobility indicate the phonon scattering of charge carriers.
